Geiger-Mode InGaAs/InP APD에 의한 초단 광 펄스 측정

초록

We report the measured results on the short pulse response of a Geiger-mode InGaAs/InP APD, which is very useful for photon counting detection in the quantum cryptography at the optical communication wavelength of 1.55 ?. In the Geiger-mode operation the APD is reverse biased above its breakdown voltage, and a high sensitive detection is achieved at room temperature. Using a gain-switched 1.55 ? DFB-LD, we have studied the afterpulsing effect of the InGaAs APD, and observed its relative response for various bias voltages.
