단일모드 표면방출레이저를 이용한 고속 전광 플립-플롭

초록

We have demonstrated high-speed all-optical flip-flop operation with a cylindrical-shaped 1.55-㎛ wavelength single-mode VCSELs. The hysteresis curve of the VCSEL's polarized output power was observed at a driving current region of 3.5∼5 mA as the bias current was increased and decreased. Based on the polarization bistability property of the VCSEL in the hysteresis curve region an all-optical flip-flop operation was demonstrated at a switching speed of 1 GHz with an injection pulse energy of about 4.5 fJ.
